Die Studie erschien am 9. August 2026 im Fachjournal Nature Electronics.<\/strong><\/p>\n\n<h3 class=\"wp-block-heading\">Warum Silizium an Grenzen st\u00f6\u00dft<\/h3>\n\n<p class=\"wp-block-paragraph\">Klassische Silizium-Transistoren lassen sich kaum noch weiter verkleinern, ohne dass Leckstr\u00f6me und Steuerungsprobleme \u00fcberhandnehmen. Als Ausweg gelten zweidimensionale Halbleiter wie MoS\u2082, deren Kanal nur eine einzige Atomlage d\u00fcnn ist. Das Problem lag bislang an der Grenzfl\u00e4che zwischen dem hauchd\u00fcnnen Kanal und dem dar\u00fcberliegenden Gate-Isolator: G\u00e4ngige High-\u03ba-Materialien wie Hafniumoxid st\u00f6ren dort class=\"wp-block-paragraph\">Das Team dampfte eine d\u00fcnne Aluminiumschicht auf und lie\u00df sie zu 0,42 Nanometer Aluminiumoxid oxidieren, bevor das Hafniumoxid folgte. Diese atomare Pufferschicht schirmt den Kanal ab, ohne die elektrostatische Kopplung zu verlieren. So erreichten die Forschenden bei rund 100 Nanometer Kanall\u00e4nge eine effektive Oxiddicke von etwa einem Nanometer und eine Steilheit (Transkonduktanz) von 0,45 mS\/\u00b5m \u2013 Werte, die enge Steuerung und hohe Beweglichkeit vereinen.<\/p>\n\n<h3 class=\"wp-block-heading\">Noch Labor, aber ein handfester Schritt<\/h3>\n\n<p class=\"wp-block-paragraph\">Wichtig f\u00fcr die Einordnung: Es handelt sich um ein Laborergebnis, nicht um eine fertige Fertigungstechnik. Die Autoren betonen, dass der Prozess f\u00fcr die Massenproduktion auf Waferebene erst noch optimiert werden muss.
